Como se dice 'I must've scared them away!"? (me refiero a un grupo de personas cuando escribo 'them')

Según el diccionario de WR, el verbo que debería usar es 'ahuyentar'. Como tal, la traducción de la frase sería:
Debo haber ahuyentadoles!

It's optional. It could be Debo haber ahuyentadoles or Les debo haber ahuyentado but if you might also want to put a ¡ at the beginning.

Not sure if "Debo haberles ahuyentado" is correct but I would have use it instead of "haberlos". So, I'm afraid that if you go to Spain you'll probably listen it with "les"
Just a tip "ahuyentar" is most commonly used for animals and specially for insects. For people preferably use "espantar". But depending on the situation you may want to use "ahuyentar" to compare the people you are talking about with a mosquito

Masood, puedes utilizar tanto 'ahuyentar' o 'espantar', aunque en tu frase queda mejor 'espantar'. Generalmente, son verbos que a menudo se refieren a animales o insectos: espantar a las moscas, ahuyentar a los caballos, etc..

Tu traducción no es correcta. Posibilidades:

Debo haberles espantado
Les debo haber espantado
He debido espantarles

Tampoco estaría mal que sustituyeses 'deber' por 'tener'

Tengo que haberles espantado
Les tengo que haber espantado
He tenido que espantarles

Agree with Drake, ahuyentar es más para animales yo utilizaría en este caso:

Debo haberles-los asustado, espantado, atemorizado.... dependerá del contexto Massod
